+28V InGaP HBT Power Amplifiers

The AP60x power amplifier series is a product family of high dynamic range single-stage power amplifiers housed in a small surface mount plastic package. All three products AP601/2/3 have been developed using WJ’s 28V InGaP/GaAs HBT process. Moreover, recent studies have shown how the InGaP/GaAs HBT devices have proved to be superior to the widely used LDMOS technology for high power driver amplifier applications for commercial wireless use. The HBT InGaP/ GaAs technology is superior in terms of both higher levels of linearity and efficiency compared to Si LDMOS processes available in the market today. These devices have also displayed excellent thermal resistance, and better reliability and ruggedness over the traditional devices used for signal amplification in wireless base stations.
